A high-speed c-plane InGaN/GaN blue micro-scale light-emitting diodes (Micro-LEDs) with a pixel diameter of $60~\mu \text{m}$ , and a high −3 dB modulation bandwidth of 1.53 GHz at the current density of 5996 A/cm 2 were demonstrated. The ultra-thin quantum well (QW) structure with InGaN layer of 1 nm was designed, and optimized variable temperature growth processes were adopted to increase In incorporation and localization effect in the quantum wells, which greatly reduce the polarization field and increase the overlap of electron-hole wave functions. The differential carrier lifetime was effectively shortened, increasing the modulation bandwidth of the Micro-LED. And a data rate of 5.27 Gbps with a bit error rate (BER) of $3.1\times 10^{-{3}}$ was demonstrated with orthogonal frequency-division multiplexing (OFDM) signal for a 1 m free space real-time visible light communication (VLC) based on such high-speed micro-LED. Promising results in this work may support a great development of high-speed VLC applications.

Micro-light emitting diodes (Micro-LEDs) based on III-nitride semiconductors have become a research hotspot in the field of high-resolution display due to its unique advantages. However, the edge effect caused by inductively coupled plasma (ICP) dry etching in Micro-LEDs become significant with respect to the decreased chip size, resulting in a great reduction in device performance. In this article, sector-shaped GaN-based blue Micro-LEDs are designed and fabricated. Additionally, the device performance of different size Micro-LEDs with passivation are investigated with respect to those without passivation. Several methods have been applied to minimize the etching damage near the edge, including acid-base wet etching and SiO2 passivation layer growth. The room temperature photoluminescence (PL) results demonstrate that the light emission intensity of Micro-LEDs can be significantly enhanced by optimized passivation process. PL mapping images show that the overall luminescence of properly passivated Micro-LEDs is enhanced, the uniformity is improved, and the effective luminescence area is increased. The recombination lifetime of carriers in Micro-LEDs are increased by the usage of passivation process, which proves the reduction in non-radiative recombination centers in Micro-LEDs and improved luminescence efficiency. As a result, the internal quantum efficiency (IQE) is improved from 14.9% to 37.6% for 10 μm Micro-LEDs, and from 18.3% to 26.9% for 5 μm Micro-LEDs.

GaN-based Micro-LED has become a research hotspot as a novel display technology due to its numerous unique advantages. Especially in augmented reality and smart glasses applications, Micro-LED display chip with high transparency possesses unparalleled opportunities. In this work, GaN-based transparent single-color Micro-LED display chip based on double-side polished sapphire substrate was designed with a single pixel size of $20\,\,\mu \text{m}\times 20\,\,\mu \text{m}$ , and a resolution of 254 pixel per inch (PPI). The transparency reaches 80% among the whole display area ~ 0.18 inch, and the luminance of display chip can reach up to 25000 nits. It demonstrates a broad application prospects in augmented reality, smart glasses, and etc., providing promising vista for the development of “Metaverse” in the future.

Micro-LED is considered an emerging display technology with significant potential for high resolution, brightness, and energy efficiency in display applications. However, its decreasing pixel size and complex manufacturing process create challenges for its integration with driving units. Recently, researchers have proposed various methods to achieve highly integrated micro-structures with driving unit. Researchers take advantage of the high performance of the transistors to achieve low power consumption, high current gain, and fast response frequency. This paper gives a review of recent studies on the new integration methods of micro-LEDs with different types of transistors, including the integration with BJT, HEMT, TFT, and MOSFET.

High-responsivity and energy-saving ultraviolet photodetectors become crucial components for modern optoelectronic information sensing and communication systems. This study presents an advanced self-powered MXene/GaN Schottky ultraviolet photodetector that features a high-quality van der Waals interface to enhance photoresponsivity. The photodetector exhibits a high responsivity of 681.6 mA W−1 and a significant detectivity of 7.65 × 1013 Jones at zero bias. In a self-powered mode, the detector can operate robustly even under dim illumination (0.15 μW cm−2) due to the excellent Schottky contact and low amount of defect states at the MXene/GaN interface, which presents a strong intrinsic electric field. The photodetector has a high ultraviolet/visible rejection ratio (R360 nm/R400 nm) of 3.9 × 103 and a signal to noise ratio (SNR) of 2.4 × 105, which enable discrimination against visible light interference in real-world scenarios. We also demonstrated that the photodetectors worked well as ultraviolet signal receivers in an optical information communication system to accurately recognize pulsed signals transmitted from an ultraviolet light-emitting diode. These findings imply the great potential of van der Waals Schottky junctions between 2D MXenes and III-nitrides for high-performance photodetection and sensing in many integrated optoelectronic platforms.

GaN-based Micro-LED has been widely regarded as the most promising candidate for next generation of revolutionary display technology due to its advantages of high efficiency, high brightness and high stability. However, the typical micro-fabrication process would leave a great number of damages on the sidewalls of LED pixels, especially for Micro-LEDs, thus reducing the light emitting efficiency. In this paper, sidewall passivation methods were optimized by using acid-base wet etching and SiO2 layer passivation. The optical and electrical characteristics of optimized Micro-LEDs were measured and analyzed. The internal quantum efficiency (IQE) of Micro-LED was increased to 85.4%, and the reverse leakage current was reduced down to 10−13 A at −5 V. Optimized sidewall passivation can significantly reduce the non-radiative recombination centers, improving the device performance and supporting the development of high-resolution Micro-LED display.
