Chiplet technology has emerged as a transformative approach in integrated circuit design. Although it has attracted significant attention recently, there has been limited effort dedicated to clearly defining its concept, terminology, composition, and evolution phases etc. This survey paper gives a formal definition by proposing chiplet terminology and composition, name it as a new design methodology, then analyze over 200 recent publications from both academia and industry to establish chiplet as a technology domain composed of four distinct fields: chiplet-based SoC architecture, interconnect, EDA tools, and advanced packaging. For each field composing chiplets, the paper traces the technology development, analyze challenges, outline the evolution trend and challenges. This survey aims to provides an in-depth examination of chiplet domain and each field’s progress, offering insights drawn from literature analysis to outline the current and emerging landscape of chiplet technology.

Congestion control plays a pivotal role in large-scale data centers, facilitating ultra-low latency, high bandwidth, and optimal utilization. Even with the deployment of data center congestion control mechanisms such as DCQCN and HPCC, these algorithms often respond to congestion sluggishly. This sluggishness is primarily due to the slow notification of congestion. It takes almost one round-trip time (RTT) for the congestion information to reach the sender. In this paper, we introduce the Fast Notification Congestion Control (FNCC) mechanism, which achieves sub-RTT notification. FNCC leverages the acknowledgment packet (ACK) from the return path to carry in-network telemetry (INT) information of the request path, offering the sender more timely and accurate INT. To further accelerate the responsiveness of last-hop congestion control, we propose that the receiver notifies the sender of the number of concurrent congested flows, which can be used to adjust the congested flows to a fair rate quickly. Our experimental results demonstrate that FNCC reduces flow completion time by 27.4% and 88.9% compared to HPCC and DCQCN, respectively. Moreover, FNCC triggers minimal pause frames and maintains high utilization even at 400Gbps.

Physical phenomenon such as protein folding requires simulation up to microseconds of physical time, which directly corresponds to the strong scaling of molecular dynamics(MD) on modern supercomputers. In this paper, we present a highly scalable implementation of the state-of-the-art MD code LAMMPS on Fugaku by exploiting the 6D mesh/torus topology of the TofuD network. Based on our detailed analysis of the MD communication pattern, we first adapt coarse-grained peer-to-peer ghost-region communication with uTofu interface, then further improve the scalability via fine-grained thread pool. Finally, Remote direct memory access (RDMA) primitives are utilized to avoid buffer overhead. Numerical results show that our optimized code can reduce 77% of the communication time, improving the performance of baseline LAMMPS by a factor of 2.9x and 2.2x for Lennard-Jones and embedded-atom method potentials when scaling to 36, 846 computing nodes. Our optimization techniques can also benefit other applications with stencil or domain decomposition methods.

RDMA network is being widely deployed in computing clusters. By offloading the network processing protocol stack to hardware, RDMA enables high performance and low CPU overhead. However, the protocol processing demands substantial communication resources, and due to the limited hardware resources, commercial NICs (Network Interface Cards) experience a significant number of cache misses in large-scale connection scenarios. This results in performance degradation, indicating that RDMA lacks scalability. In this paper, we first analyze the characteristics of resource access in RDMA. Based on these characteristics, we propose a resource access prediction and prefetching mechanism in the hardware, which preemptively fetches the resources required by the protocol processing pipeline to the on-chip cache. Evaluation results demonstrate that our approach improves throughput by 125% and reduces latency by 17.9% under large-scale communication scenarios.

The rapid development of artificial intelligence training traffic has fueled significant interest in optical switching network deployment in intelligent computing and data centers with high switching capacity and low power consumption. Considering flexibility and switching efficiency, the time-slotted optical packet switches are broadly deployed for flexible transmission. However, these implements are facing two key challenges in improving bandwidth utilization. Firstly, the time synchronization accuracy directly affects the time-slots alignment, where coarse alignment results in a longer protection gap between optical packets. Such extensions deteriorate the bandwidth utilization. Secondly, the precision of the time synchronization affects time-slot alignment accuracy variation. The alignment uncertainty lengthens the protection gap to guarantee the correct data transmission. To overcome limitations in accuracy and precision inherent in conventional Precise Time Protocol deployments, this paper proposed a precise and stable time synchronization scheme for optical time-slotted switching networks characterized by a physically simplified clock distribution and syntonization network, reusing the existing network connections. With the proposed synchronization method executed, the system achieves a significant accuracy at 1.48E-10 s of root-mean-square. Moreover, the time synchronization process achieves a stable performance with a variation at 3.01 E-12 s over a 10000 s observation window in the long-term examination. Furthermore, experimental results demonstrate the enhanced time-slot alignment performance with a 1.07E-7 s protection gap achieving zero packet loss in a 25 Gbps optical switching network.
