Due to the rise of 5G, IoT, AI, and high-performance computing applications, datacenter traffic has grown at a compound annual growth rate of nearly 30%. Furthermore, nearly three-fourths of the datacenter traffic resides within datacenters. The conventional pluggable optics increases at a much slower rate than that of datacenter traffic. The gap between application requirements and the capability of conventional pluggable optics keeps increasing, a trend that is unsustainable. Co-packaged optics (CPO) is a disruptive approach to increasing the interconnecting bandwidth density and energy efficiency by dramatically shortening the electrical link length through advanced packaging and co-optimization of electronics and photonics. CPO is widely regarded as a promising solution for future datacenter interconnections, and silicon platform is the most promising platform for large-scale integration. Leading international companies (e.g., Intel, Broadcom and IBM) have heavily investigated in CPO technology, an inter-disciplinary research field that involves photonic devices, integrated circuits design, packaging, photonic device modeling, electronic-photonic co-simulation, applications, and standardization. This review aims to provide the readers a comprehensive overview of the state-of-the-art progress of CPO in silicon platform, identify the key challenges, and point out the potential solutions, hoping to encourage collaboration between different research fields to accelerate the development of CPO technology. Monitoring small objects against cluttered moving backgrounds is a huge challenge to future robotic vision systems. As a source of inspiration, insects are quite apt at searching for mates and tracking prey, which always appear as small dim speckles in the visual field. The exquisite sensitivity of insects for small target motion, as revealed recently, is coming from a class of specific neurons called small target motion detectors (STMDs). Although a few STMD-based models have been proposed, these existing models only use motion information for small target detection and cannot discriminate small targets from small-target-like background features (named fake features). To address this problem, this paper proposes a novel visual system model (STMD+) for small target motion detection, which is composed of four subsystems--ommatidia, motion pathway, contrast pathway, and mushroom body. Compared with the existing STMD-based models, the additional contrast pathway extracts directional contrast from luminance signals to eliminate false positive background motion. The directional contrast and the extracted motion information by the motion pathway are integrated into the mushroom body for small target discrimination. Extensive experiments showed the significant and consistent improvements of the proposed visual system model over the existing STMD-based models against fake features.

This article presents a 50-112-Gb/s current-mode four-level pulse amplitude modulation (PAM-4) transmitter with a two-tap fractional-spaced feed-forward equalizer (FFE). The principle analysis shows that the fractional-spaced FFE can provide an extended compensation range beyond the Nyquist frequency without amplifying noise. For the transmitter prototype implementation, the tap delay is adjusted by a coarse-fine capacitor array-based delay cell located in the quarter-rate clock path. Dynamic latches, pseudo-AND2s, and bandwidth-enhanced 4:1 multiplexers are employed to guarantee an adequate timing margin and a sufficient bandwidth for the data rate of 112 Gb/s. A linearity-optimized FFE driver is employed to overcome the current compression caused by the channel-length modulation. Fabricated in a 65-nm CMOS process, the measurement results show that the proposed fractional-spaced FFE can significantly improve the eye-opening in terms of expanding the eye width and optimizing the eyelid thickness. The PAM-4 transmitter can operate in both full-rate PAM-4 and half-rate NRZ modes, achieving a maximum data rate of 112 Gb/s with an energy efficiency of 2.17 pJ/bit.

This paper presents a 40-Gb/s transmitter (TX) and receiver (RX) chipset for chip-to-chip communications in a 65-nm CMOS process. The TX implements a quarter-rate multi-multiplexer (MUX)-based four-tap feed-forward equalizer (FFE), where a charge-sharing-effect elimination technique is introduced into the 4:1 MUX to optimize its jitter performance and power efficiency. The RX employs a two-stage continuous-time linear equalizer as the analog front end and integrates a low-cost sign-based zero-forcing engine relying on edge-data correlation to automatically adjust the tap weights of the TX-FFE. By embedding low-pass filters with an adaptively adjusting bandwidth into the data-sampling path and adopting high-linearity compensating phase interpolators, the clock data recovery achieves both high jitter tolerance and low jitter generation. The fabricated TX and RX chipset delivers 40-Gb/s PRBS data at BER 16-dB loss at half-baud frequency, while consuming a total power of 370 mW.

Chiplet technology has emerged as a transformative approach in integrated circuit design. Although it has attracted significant attention recently, there has been limited effort dedicated to clearly defining its concept, terminology, composition, and evolution phases etc. This survey paper gives a formal definition by proposing chiplet terminology and composition, name it as a new design methodology, then analyze over 200 recent publications from both academia and industry to establish chiplet as a technology domain composed of four distinct fields: chiplet-based SoC architecture, interconnect, EDA tools, and advanced packaging. For each field composing chiplets, the paper traces the technology development, analyze challenges, outline the evolution trend and challenges. This survey aims to provides an in-depth examination of chiplet domain and each field’s progress, offering insights drawn from literature analysis to outline the current and emerging landscape of chiplet technology.
